Abstract
1,226,647. Semi-conductor mechano-electrical transducer. MATSUSHITA ELECTRIC INDUSTRIAL CO. Ltd. 17 April, 1968 [28 April, 1967], No. 18251/68. Heading H1K. A mechano-electrical transducer comprising a semi-conductor body 11 containing deep-level impurities and provided with electrodes 12 is irradiated with electrons or neutrons to increase the pressure coefficient of resistivity, the dose being insufficient to produce melting. The body 11 may be of Si or Ge containing Au, Cu, Co, Ni, Fe or Zn as the deep-level impurity which is either diffused in, e.g. from a plated coating, or incorporated during crystal growth. GaAs or GaP containing suitable impurities may also be used. The electrodes may be applied by evaporation, plating, alloying or diffusion, a suitable material being Au containing 0À8% Sb. In a particular embodiment the device is irradiated in vacuo with 50 kev. electrons.
